Valley splitting in finite barrier quantum wells" (2008). Birck and NCN Publications. Paper 148. The valley splitting ͑VS͒ in a silicon quantum well is calculated as a function of barrier height with both the multiband sp 3 d 5 s ء model and a simple two-band model. Both models show a strong dependence of the VS on barrier height. For example, in both models some quantum wells exhibit a sharp minimum in the valley-splitting amplitude as the barrier height is changed. From the simple two-band model we obtain analytic approximations for the phases of the bulk states involved in the valley-split doublet, and from these we show that such sharp minima correspond to parity changes in the ground state as the barrier height is increased. The two-band analytic results show a complicated dependence of the valley splitting on barrier height, with the phases essentially being determined by a competition among effective quantum wells of differing length. These analytic results help explain the VS in realistic structures where different finite barrier heights are possible depending on the confining heterojunctions used.

Genetic design of enhanced valley splitting towards a spin qubit in silicon
The long spin coherence time and microelectronics compatibility of Si makes it an attractive material for realizing solid-state qubits. Unfortunately, the orbital (valley) degeneracy of the conduction band of bulk Si makes it difficult to isolate individual two-level spin-1/2 states, limiting their development. This degeneracy is lifted within Si quantum wells clad between Ge-Si alloy barrier l...
متن کاملValley splitting theory of SiGe/Si/SiGe quantum wells
We present an effective mass theory for SiGe/Si/SiGe quantum wells, with an emphasis on calculating the valley splitting. The theory introduces a valley coupling parameter vv which encapsulates the physics of the quantum well interface. The new effective mass parameter is computed by means of a tight binding theory. The resulting formalism provides rather simple analytical results for several g...

In this paper, we propose and evaluate a novel design of a lightly doped drain and source carbon nanotube field effect transistor (LDDS-CNTFET) with a negative differential resistance (NDR) characteristic, called negative differential resistance LDDS-CNTFET (NDR-LDDS-CNTFET). The device was simulated by using a non equilibrium Green’s function method. To achieve this phenomenon, we have created...
